چکیده
We have performed time of flight (TOF) analysis to determine the intensity of ion distribution from tin based plasma for a range of charged tin ions (Sn–Sn). A Nd:YAG laser operating at 1064 nm with a full width at half maximum pulse duration of 5.2 ns was used to create the plasma under vacuum with a base pressure of 10−6 Torr. The plasma formation occurred on a custom made optical system, which could be rotated with respect to the detector so TOF analysis could be preformed at various angles of emission, while maintaining a normal angle of incidence for the laser pulse with respect to the target. The detector used was an energy sector analyser (ESA), which is a well-characterised diagnostic capable of measuring ion energy and discriminating by charge state. Analysis was performed on ions of various charge states, with energy/charge state ratios ranging from 3 keV to 50 eV, for angles of emission from the plasma ranging from 90 to 15 degrees.

We investigated the effects of laser wavelength on the atomic, ionic, and radiative emission from laser-produced tin plasmas. For generating plasmas, planar tin targets were excited using either high intensity neodymium-doped yttrium aluminum garnet Nd:YAG, 1.06 m or carbon dioxide CO2, 10.6 m laser pulses; both are considered to be potential excitation lasers for an extreme ultraviolet EUV lit...

The emission characteristics of debris from laser-produced tin plasma were investigated for an extreme ultraviolet lithography (EUV) light source. The ions and droplets emitted from tin plasma produced by a CO2 laser or an Nd: YAG laser were detected with Faraday cups and quartz crystal micro-balance (QCM) detectors, respectively. A higher ion kinetic energy and a lower droplet emission were ob...

Photon sources for extreme ultraviolet lithography (EUVL) are still facing challenging problems to achieve high volume manufacturing in the semiconductor industry. The requirements for high EUV power, longer optical system and components lifetime, and efficient mechanisms for target delivery have narrowed investigators towards the development and optimization of dual-pulse laser sources with hi...

Laser produced plasmas (LPP) is currently a promising source of an efficient extreme ultraviolet (EUV) photon source production for advanced lithography. Optimum laser pulse parameters with adjusted wavelength, energy, and duration for simple planar or spherical tin target can provide 2-3% conversion efficiency (CE) in laboratory experiments. These values are also in good agreement with modelin...
